Abstract
In this study, we demonstrate the large-scale synthesis of β-Ga2O3 nanowires and nanobelts by simple thermal evaporation of Ga droplet in the presence of Au catalysts at 900 ∘C. The morphology and structure of the products were analyzed by scanning electron microscopy (SEM), transmission electron microscopy (TEM) and X-ray diffraction (XRD). The ultra-long single-crystalline β-Ga2O3 nanowires with diameters of about 40 nm exhibit rectangle cross-section shapes. Small amounts of bicrystal nanobelts and ring-shaped nanowires were also observed. The growth process was proposed on the basis of vapour-liquid-solid (VLS) or vapour-solid (VS) crystal growth mechanisms.
