Abstract
This study examined the preparation of monoclinic β-Ga2O3 nanoparticles using liquid phase precursor synthesis with a liquid precursor and cellulose powder. The growth of β-Ga2O3 nanoparticles and its structural properties were studied at various temperatures using X-ray diffraction, field emission scanning electron microscopy, transmission electron microscopy. The β-Ga2O3 nanoparticles were synthesized at temperatures over 600 °C. The β-Ga2O3 nanoparticles at 800 °C are single-crystalline monoclinic β-Ga2O3 nanoparticles with a size of approximately 10–40 nm. The photoluminescence spectrum under excitation at 325 nm revealed blue emission, which was assigned to vacancies in β-Ga2O3.
