Abstract
⺠Unusual properties of InN are discussed along with nano-multi-heterostructure. ⺠Various parameters of the novel heterostructure InN/Al0.30In0.70N have been studied. ⺠The results will be useful in designing nano-opto-electronic devices. ⺠The devices can have high speed switching at low power consumption.
