Abstract
► Curled GaN nanowires were fabricated using chemical vapor deposition method. ► A Growth model was proposed. ► Curl of nanowires may due to loss of oxygen during nitridation process. ► Deconvoluted PL spectra revealed band emission and surface disorder.
