Abstract
⺠Dilute BGaP alloys were grown by molecular beam epitaxy equipped with the EB gun. ⺠B composition is found to be increased with the decrease of growth temperature and V/III ratio. ⺠B-P bonds in the GaP matrix are unstable due to highly strained bonds by VFF calculation.
