Abstract
For the anionic GaxIn1âxSb and cationic InAsxP1âx mixed crystals, the longitudinal and transversal optical phonon frequencies, Fröhlich coupling parameter, Debye temperature of the longitudinal phonon frequency and effective polar field are obtained from band-structure calculations based on the pseudopotential scheme. The results regarding optical phonon frequencies of the hosts InP, InAs, InSb and GaSb crystals are compared with experiment and showed generally satisfactory agreement. For the remaining studied quantities, the present results are predictions.
