Abstract

- Controllable resistive switching (RS) on Nb-doped SrTiO3 surface in nanoscale was demonstrated by CAFM.
- The surface Fermi level of Nb-doped SrTiO3 changes with local resistance state.
- Direct connection between the surface oxygen and RS effect was found by CAFM and KPM under different atmosphere.
- A double-well model is proposed to account for both the macroscopic and microscopic RS behavior consistently.
