Abstract
High-resolution TEM images showing that addition of 2Â at% Si in the Hf-B-Si-C films results in a nanocolumnar structure (â¼20-30Â nm long and <5Â nm wide) separated by â¼1Â nm thick amorphous boundaries. The nanocolumns consist of HfB2 nanodomains (â¼5Â nm) grown along the [0Â 0Â 1] direction maintaining the high hardness of the film (â¼37Â GPa) while reducing the residual stresses.
