Abstract
High-crystallinity GaN crystals containing a high oxygen concentration (4Â ÃÂ 1020Â atoms/cm3) showed a shift of band-edge-related luminescence peak toward higher energy (ca. 120Â meV), which can be explained using their calculated electronic structure.
