Abstract
⺠An AlN nanocolumnar buffer layer prepared by oblique-angle (OA) deposition. ⺠GaN-based LED structures were grown on a sapphire substrate with an AlN nanocolumnar buffer layer. ⺠The OA-AlN nanocolumnar layer has a diameter of about 30-60 nm.
