Abstract
Photovoltaic MoS2/Si nanowire array (SiNWA) heterojunction photodetector (PD) was constructed and investigated, which exhibited broadband photoresponse from the deep ultraviolet to the near-infrared. Such PD shows a high responsivity of 53.5â¯A/W and a specific detectivity of 2.8â¯Ãâ¯1013 Jones, as well as fast response speeds of 2.9/7.3â¯Î¼s.287
