Abstract
⺠Zinc-blende-type InMnAs nanodots on GaAs (001) by MOVPE technology. ⺠Ternary composition was controled via the ratio between the partial pressure of the Mn precursor to that of the In precursor. ⺠Two zinc-blende structures with different lattice parameters were observed in the electron diffraction patterns. ⺠At a Mn content above x=0.143, zinc-blende MnAs (zb-MnAs) plays an important role in the formation of magnetic properties.
