Abstract

In this paper the lasing parameters of the self-assembled GaN based quantum dot lasers has been analyzed using self-consistent calculation of the rate equations and Schrodinger equations, considering the size distribution of quantum dots. The optical gain and output power have been investigated for devices with different cavity length, and at different temperature. The results show that the increasing of the cavity length, increases the maximal gain, and decreases the output power. Also, the decreasing of temperature increases the maximal gain and output power. Finally, the effects of the homogeneous broadening magnitude on lasing spectra are investigated.
