Abstract
Nanoscale-sized sheets and belts of β-type gallium sesqui-oxide (β-Ga2O3) have been successfully synthesized by a simple thermal heating method using poly- and single crystalline β-Ga2O3 materials in Ar atmosphere under normal pressure. Synthesized products are single crystalline with monoclinic β-Ga2O3 structure (space group: C2/m). Morphology and size of the products are strongly dependent on the crystallinity of the starting materials; i.e. nanosheets are mainly formed from the polycrystalline β-Ga2O3, while nanobelts are obtained from the single crystalline one.
