► Tuning of electron transfer by choosing a proper spacer and terminal group for SAMs. ► Systematic investigation of silane monolayer formation on semiconductor electrodes. ► Silanes with diverse spacer (aliphatic vs. aromatic) and terminal (-SH and -CH3) groups. ► Heterogeneous electron transfer rate constant is reduced by 3-4 orders of magnitude. ► Pinhole analysis and capacitance measurement using impedance spectroscopy.
