Effect of polar distortion on electronic structures of (001) LaGaO3/SrTiO3 interface

► The electronic structures of (001) LaGaO3/SrTiO3 interface is calculated. ► The effects of atomic relaxation on electronic characteristics are investigated. ► Polar distortion in LaGaO3 layers screens the intrinsic electric field. ► Polar distortion relieves the trend to a polar catastrophe. ► These result in reduced interfacial carrier density.
