Switching and memory effects in partly crystallized amorphous Ge2Sb2Te5 films in a current controlled mode

► We study switching and memory effects in amorphous GST films with crystalline inclusions. ► The current controlled mode allows conducting a thorough investigation of switching and filament formation. ► Obtained results agree with an electronic-thermal theory of the switching effect.
