Formation mechanism of peculiar structures on vicinal Si(1Â 1Â 0) surfaces

► We formed peculiar structures to Si(1 1 0) vicinal surfaces under various conditions. ► The peculiar structure size strongly depended on annealing ambient and temperature. ► We proposed the plausible formation mechanism of the peculiar structures.
