Properties and electronic structure of heavily oxygen-doped GaN crystals

High-crystallinity GaN crystals containing a high oxygen concentration (4 × 1020 atoms/cm3) showed a shift of band-edge-related luminescence peak toward higher energy (ca. 120 meV), which can be explained using their calculated electronic structure.
