Ordered versus random nucleation of InN islands grown by molecular beam epitaxy

► InN is deposited on InN/GaN/InN sandwich structures and compared to that on strain-free InN buffers. ► Directional ordering of InN islands is found on the sandwich structure, which is absent on the strain-free buffer. ► Pair-correlation analysis of the islands reveals the temperature-dependent strength of the ordering.
