The first particle detectors based on semi-insulating (SI) Ti and Mn co-doped InP crystals grown by Czochralski technique have been reported in this work. The advantages of Ti and Mn co-doping in comparison to Fe doping of InP have been discussed. The measurements of Hall effect and I-V characteristics were used for the characterization of SI InP and contact properties. Co-doped with Ti and Mn SI InP detectors have been tested by α-particles with energy 5.48 MeV from 241Am source at three different temperatures (300, 270 and 250 K). The best values of charge collection efficiency 91% and 52% also the full-width at half-maximum energy resolution 3.4% and 17% have been obtained from α-spectra measured at 250 and 300 K, respectively. These results require further investigations of Ti and Mn co-doped InP to be used for the near future development of 300 K X- and γ-ray radiation detectors.
