Thermal decomposition of alkoxy monolayers grafted on silicon: A mechanistic model

► We model the thermal decomposition of alkoxy chains grafted on silicon. ► Four types of elementary breaking steps of the hydrocarbon chain are considered. ► The predictions can account for the observations from infrared spectroscopy. ► The probability of each elementary step appears consistent with its reaction enthalpy.
