Low-temperature electroluminescence from an ordered nanopore array diode laser

We report the first study of spontaneous emission from an ordered nanopore array diode laser at 77 K. The presence of gaps in the spontaneous emission spectrum supports the theoretically predicted formation of a subband structure in the valence and conduction bands.
