Effect of selenium addition on the GeTe phase change memory alloys

► Selenium is used as an additive to GeTe phase change materials. ► Crystalline structure of GeTe alloys does not affect up to 0.20 at.% of Se. ► The possibility of Se occupying Ge vacancy sites in GeTe structure is explained. ► Ge-Se and GeTe2 bonds increase with increase of Se concentration. ► Tm is reduced in 0.50 at.% Se alloy, which can reduce RESET current requirements.
