Real-time virtual metrology and control for plasma etch

► In this paper we apply predictive function control to a plasma etch chamber. ► Real-time virtual metrology models are used for process feedback. ► Electron density and etch rate are estimated using plasma impedance monitor data. ► Plasma electron density is controlled accurately in real-time. ► Etch rate is controlled to within 1% of the desired set point during experiments.
