New optoelectronic materials: Effects of annealing upon the formation of epitaxial iron silicide nanostructures on Si(001)

► Epitaxial iron silicide nanostructures were grown on Si(001) by solid phase reaction. ► Size and shape of the nanoobjects changed as a function of annealing time. ► Fe-related defects dominated in all samples depending on the time of annealing.
