Nanoscale order in GaAs:(B, Sb)

► Self-assembling of 1B4Sb and 4B10Sb clusters in GaAs:(B, Sb) is represented. ► 1B4Sb and 4B10Sb cluster formations are competitive processes. ► 1B4Sb clusters form only if boron is a minority impurity. ► 4B10Sb clusters form mainly at the other impurity conditions.
