Growth of dilute BGaP alloys by molecular beam epitaxy

► Dilute BGaP alloys were grown by molecular beam epitaxy equipped with the EB gun. ► B composition is found to be increased with the decrease of growth temperature and V/III ratio. ► B-P bonds in the GaP matrix are unstable due to highly strained bonds by VFF calculation.
