Effects of different substrate surface modifications on the epitaxial ZnO/Si

► Effects of surface modifications on the overgrown ZnO thin film were investigated. ► All the modifications were effective at reducing the SiOx amorphous layer. ► Different mechanisms resulted in distinct performance of the ZnO thin film.
